Abstract: Theoretical and experimental investigations were made of wide-band low-loss matching of an InGaAsP heterolaser to a microwave modulator in the gigahertz range. The results of panoramic measurements of the standing-wave ratio of the laser were used to estimate the components of the equivalent electrical circuit of the laser and to synthesize a passive microstrip matching circuit which increased by more than 10 dB the efficiency of modulation of the laser radiation intensity in a 2–3.4 GHz band of modulating frequencies.
