Gradient tuning of the direction of emission from InGaAsP/InP heterolasers

Abstract: A new acoustooptical effect in laser heterostructures is revealed, according to which the laser emission direction is modulated by alternating strain that is induced in the laser structure by an external ultrasonic wave. An important feature of the observed phenomenon is that the amplitude of modulation increases with the frequency of the ultrasonic wave.
