Modeling the composition of Au-catalyzed InP$_x$As$_{1-x}$ and InSb$_x$As$_{1-x}$ nanowires

Abstract: The formation of Au-catalyzed InP$_x$As$_{1-x}$ and InSb$_x$As$_{1-x}$ nanowires is studied theoretically. Taking desorption into account, we study the influence of the III/V flux ratio and temperature on the nanowire composition. Using Au-catalyzed InP$_x$As$_{1-x}$ nanowires as an example we show Au concentration has no effect on the vapor-solid distribution but influences the total concentration of group V elements. It is shown that the total concentration of group V elements is low, around 1–2%. The theoretical results are compared with available experimental data and show good agreement.
