Modeling of powerful HEMT under high energy radiation

Abstract: Modeling of powerful HEMT parameters under high energy radiation ($>$ 100 keV) is done. The possibility of using complex of analytical and numerical models for optimization of design of lowsensitive for high energy radiation HEMT is discussed.
